Researchers studied the electronic structure of aluminum nitride (AlN) using vacuum ultraviolet (VUV) spectroscopy and first-principles calculations. The VUV reflectance spectra of single crystal and polycrystalline AlN showed two main features at 9 eV and 14-15 eV, and a small feature at 35 eV. Theoretical calculations using the orthogonalized linear combination of atomic orbitals (OLCAO) method with the local density approximation (LDA) yielded a band gap of 4.5 eV, which is lower than the experimental value of 6.2 eV. The calculated band structure and density of states showed a two-dimensional character, with a relatively flat valence-band maximum in certain directions. The experimental and theoretical results were compared using analytical critical point models, which suggested that the features in the reflectance spectra are quasi-two dimensional.
