Summary

Researchers investigated the effect of tensile strain and well-width combination on the gain-radiative current characteristics of 635 nm laser diodes. They measured the spontaneous emission and gain spectra of three single-well structures with different combinations of well width and tensile strain, maintaining a constant emission wavelength of 635 nm. The results showed that increasing tensile strain and well width had no effect on transverse magnetic polarized recombination at fixed gain, but the total transparency current decreased from 116 to 83 A cm^-2 due to increasing separation of light and heavy hole bands. The study found that the effects of increasing strain were mitigated by the decreasing role of quantum confinement, and the experimental data corroborated previous calculations on the performance of threshold current of 633 nm laser diodes.
